The effect of illumination on the tensosensitivity of a p–n junction is considered. It is shown that the tensosensitivity of an illuminated p–n junction can be controlled by a constant deformation ε0, the frequency of illumination ω, and its intensity I0. It is established that the absorption coefficient near the critical points can vary greatly under the action of deformation and, hence, the tensosensitivity coefficient of the p–n junction can attain anomalously large values. © 2015, Pleiades Publishing, Ltd.

The emf Uoc of hot charge carriers generated in an asymmetrical p-n junction in a microwave electromagnetic field is determined by hot holes despite the fact that the temperature of electrons is much higher than that of holes. It is established that the open-circuit voltage depends on the temperature of the carriers, which determine the total current through p-n junction. © 2011 Pleiades Publishing, Ltd.

The influence of a high-frequency quasi-potential on the electromotive force generated by a microwave field and on eddy currents in a p-n junction has been studied. We developed the method of calculation of the temperature dependence of the magnetic susceptibility. We considered the de Haas-van Alphen (dHvA) effect in semiconductors at high temperatures and low magnetic fields. The effect of temperature on dHvA effect is explained with respect to the temperature dependence of the thermodynamic density of states in a magnetic field. © 2016 World Scientific Publishing Company.

The dependence of the density of energy states (Ns) on temperature in quantizing magnetic fields is studied. It is shown that, as temperature is increased, the Landau levels are blurred as a result of thermal widening and the quantities Ns are transformed into the density of states as in the absence of a magnetic field. The temperature dependence of the distribution of the density of energy states in high magnetic fields for semiconductors is considered using a mathematical model. It is shown that the continuous spectrum of density of states measured at liquid-nitrogen temperature is transformed into discrete Landau levels at lower temperatures. Mathematical simulation of the processes with the use of experimental data for the continuous spectrum of the density of states makes it possible to calculate the discrete Landau levels. Experimental results obtained for PbS are analyzed using the suggested model. The density of states at low temperatures is calculated from data on high-temperature Ns. © 2014, Pleiades Publishing, Ltd.

The temporal dependence of thermal generation of electrons from occupied surface states at the semiconductor-insulator interface in a metal-insulator-semiconductor structure is studied. It is established that, at low temperatures, the derivative of the probability of depopulation of occupied surface states with respect to energy is represented by the Dirac δ function. It is shown that the density of states of a finite number of discrete energy levels under high-temperature measurements manifests itself as a continuous spectrum, whereas this spectrum appears discrete at low temperatures. A method for processing the continuous spectrum of the density of surface states is suggested that method makes it possible to determine the discrete energy spectrum. The obtained results may be conducive to an increase in resolution of the method of non-stationary spectroscopy of surface states. © 2011 Pleiades Publishing, Ltd.

The effect of MgO content of the pulp liquid phase on the decomposition of high magnesia low grade phosphorites by sulfuric acid was studied. The phosphoric acid (EPhA) and phosphogypsum obtained were analyzed and the optimal parameters of process taking place were defined. The latter provided the formation of scaly and needle type of phosphogypsum crystals of dimensions 100 mm x 24 mm, 120 mm x 20 mm, 220 mm x 20 mm, 360 mm x 28 mm, 400 mm x 80 mm, 500 mm x 80 mm. This resulted in increase of the extraction pulp's filtration rate and the values of the technological indicators (Ke.c. - the decomposition coefficient, Kl.c. - the extraction coefficient, Kw.c.- the washing coefficient, Ky.f. - the yield factor) of the process studied. The EPhA obtained under optimal processing conditions corresponds to the requirements referring to amorphous and other kinds of phosphate fertilizers production based on it.

For a parabolic-hyperbolic equation, we study the three-dimensional analog of the Tricomi problem with a noncharacteritic plane on which the type of the equation changes. The uniqueness of the solution to the problem is proved by the method of a priori estimates, and the existence of a solution is reduced to the existence of a solution to a Volterra integral equation of the second kind. © 2012 Pleiades Publishing, Ltd.
