A process for ion-plasma formation of aluminum nitride (AlN) nanolayers on nitrided sapphire (Al2O3) substrates is presented. The method is based on the direct current magnetron sputtering of a high-purity aluminum target in the presence of an argon-nitrogen gas mix and high frequency-activated nitrogen plasma. The method, combined with ion etching, produced matched layers by nitration of Al2O3 in the (0001) plane, and formation of high quality AlN epilayers on this surface was observed. The processing characteristics and morphology dependence on synthesis parameters were studied using atomic force microscopy. © 2012 Elsevier B.V.

A simple but nonlinear model of the defect density at a metal–semiconductor interface, when a Schottky barrier is formed by surface defects states localized at the interface, is developed. It is shown that taking the nonlinear dependence of the Fermi level on the defect density into account leads to a Schottky barrier increase by 15–25%. The calculated barrier heights are used to analyze the current–voltage characteristics of n-M/p-(SiC)1–x(AlN)x structures. The temperature dependence of the heat capacity of the PbFe0.5Nb0.5O3 multiferroic has been studied in the temperature range of 130–780 K. An excess heat capacity has been observed in the temperature range of 250–780 K. It has been shown that the temperature dependence of the excess heat capacity is associated with the manifestation of the Schottky effect in three-level systems. © 2015, Pleiades Publishing, Ltd.

Epitaxial layers of the (SiC)1 - x(AlN)x solid solution with x ≈ 0.12 and x = 0.64 without macroscopic structural distortions were grown using a new technique. It was established that the compositional dependences of crystal lattice parameters of the epitaxial films obey the Vegard's law with an error of ~0.03. This confirms that there is formation of isomorphic substitutional solid solutions in the SiC-AlN system. © 2014 Pleiades Publishing, Ltd.

The heat capacity of Bi1 - x Re x FeO3 (Re = La, Eu, Ho; x = 0, x = 0.05) multiferroics has been studied in the temperature range of 120-800 K. The substitution of a small amount of rare-earth elements for bismuth leads to a significant increase in the heat capacity in the broad temperature range studied. It is established that the temperature dependence of the excess heat capacity is related to the Schottky effect for three-level states certain that appear as a result of structure distortions in the rare-earth-doped compositions. © 2014 Pleiades Publishing, Inc.

The surface diameters of gas bubbles at the liquid-gas interface whose burst leads to the formation of aerosol from a thin surface microlayer of thickness 1 μm and less have been determined experimentally. The heat capacity, thermal expansion coefficient, and deformation of the PLZT-9/65/35 compound are studied in the temperature range 150-800 K. Diffuse anomalies are detected in the temperature dependences of the heat capacity and thermal expansion coefficient over wide temperature ranges of 250-650 and 330-550 K, respectively. The anomalous behavior of the heat capacity in the temperature range 250-650 K is shown to be caused by the appearance of two-level states (Schottky anomaly). The results obtained are discussed along with the data of structural and dielectric studies. © 2010 Pleiades Publishing, Ltd.
